Central Semiconductor(美国中央半导体公司)是成立于1974年总部位于美国纽约的世界顶级分立半导体制作商,力求为客户提供高品质高可靠性产品,一直致力于二极管、整流器、晶闸管、保护器件、晶体管、场效应管、多分立器件模块(MDMs)的研发和制造,获得ISO9001:2008认证,生产的元器件符合RoHS2和REACH要求。其生产的产品可定制参数,提供SPICE模型、环境数据及ATR数据,还可以定制封装等,准时交货率达到99.8%以上。
CMXT3904是Central Semiconductor推出的双极型晶体三极管,采用外延平面制造工艺,集成了双NPN型双极型硅晶体管,其中发射极开路时,该晶体管的集电极和基极最大可承受电压为VCBO=60V,基极开路时的集电极和发射极的最大可承受电压为VCEO=40V,集电极开路时,发射极和基极之间的最大可承受电压为VEBO=6V。该晶体管的最大功耗PD=350mW,另外,其最大工作温度和存储结温的范围均为-65°C~+150°C,热阻为357°C/W,具有耐高/低温的能力,适应性能强,在恶劣的工作环境条件下也可以保证良好的可靠性。

CMXT3904采用SOT-26的封装形式,25℃时测得该款硅晶体管的特征频率最小为fT=300MHz(VCE=20V, IC=10mA, f=100MHz),IC=10mA, IB=1.0mA时集电极-发射极间饱和压降VCE(SAT)最大值为0.2V,IC=50mA, IB=5.0mA时集电极-发射极间饱和压降VCE(SAT)最大值为0.3V。该晶体管在VCB=5.0V, IE=0, f=1.0MHz时测得的极间电容COB=4.0pF。VCE=1.0V, IC=10mA时CMXT3904的直流电流放大系数hFE最大可达到300。CMXT3904具有很好的频率特性,适用于小信号的一般放大和开关应用。
