以上表中所示为EETMOS2均是以低电压驱动、低耐压、大电流、高效、高稳定性著称,例如TO-252封装的P44FE5ELK耐压50V、电流44A,在电压VGS为4.5V下即可导通,只是导通电阻典型值9.5mΩ相对VGS为10V的导通电阻典型值7.1mΩ较大。再例如TO-263封装的P100FH4ELK耐压40V、电流100A,同样也是在4.5V驱动电压下即可导通。

40V/75A汽车级MOSFET NP75N04VDK为逻辑电平驱动类型MOSFET,其导通电阻在25℃下的2个参考值,RDS(on)1=4.7mΩ(VGS = 10 V, ID = 38 A),RDS(on)2=6.3mΩ(VGS = 4.5 V, ID = 19 A),这两个参数都是在ID漏电流<75A的条件下得到的,一旦超过75A,RDS(on)将迎来拐点,出现直线上升,导致MOSSFET失效。从两个导通电阻的参数对比来看,当VGS电压越高,RDS(on)越低,对应导通损耗变大,建议设计时选择第二种方案来降低导通损耗。

市场上AC380V输入的逆变电源多采用IGBT作为功率开关器件,尤其是大功率的逆变电源。由于工作电压高,IGBT在高频率开关过程中就会产生较高的尖峰电压,此时一般都会在直流母线或者IGBT两端增加一个缓冲吸收电路,因此正确的选择吸收电容对电路可靠性有着至关重要的作用。本文推荐采用WIMA的Snubber MKP系列缓冲吸收电容。
