美国Central Semiconductor(中央半导体)公司推出了CQ89-2M系列和CQ89-2N系列三端双向可控硅开关元件(TRIACs)。他们采用SOT-89表面封装,具有很高的重复断态耐受电压和较低的栅极触发电压电流。其中CQ89-2M系列是一种环氧模压三端双向可控硅开关元件,专为在所有四个象限具有栅极触发的全波段交流控制应用而设计。图1是CQ89-2M系列和CQ89-2N系列产品的封装实物图。

在25℃的测试环境下,CQ89-2M和CQ89-2N具有很高的断态耐受电压能力,其最大断态重复峰值电压分别是600V和800V。在TC=50℃时,其通态均方根电流均为2A。另外其拥有较强的抗击浪涌的能力,其单周期浪涌峰值电流为20A。其栅极峰值功率为3W,栅极平均功耗为0.2W,栅极峰值电流为1.2A,栅极峰值电压为8V。热阻ΘJA为180℃/W,热阻ΘJC为90℃/W。
CQ89-2M系列和CQ89-2N系列三端双向可控硅开关元件最大尺寸是4.7mm×4.5mm×1.7mm,尺寸很小,安装方便,满足小尺寸的设计要求。另外其工作结温为-40℃至125℃,储存温度范围为-40至150℃,能够在恶劣的环境下保证正常工作。
在25℃的测试环境下,取额定的最大断态重复峰值电压,此时的泄漏电流仅为5uA,而当温度上升到125℃时,泄漏电流也只有200uA,可见其具有很好的稳定性,能够适应恶劣的工作环境而不失效。另外其拥有较低的栅极触发电流和栅极触发电压,这使其很容易从断态转入通态。在VD=12V, QUAD I, II, III的情况下,栅极触发电流最大只有5mA。在VD=12V, QUAD IV的情况下,栅极触发电流最大只有8mA。当VD=12V, QUAD I, II, III, IV时,栅极触发电压最大只有1.8V。具体电气特性如图3所示。
