IGBT产品家族针对不同应用特点发展出很多不同分支,逆导IGBT是一个重要分支。逆导IGBT通过将续流二极管芯片巧妙的集成到IGBT芯片中,来实现器件性能的提升和成本的降低。业界对逆导IGBT较为常见的称呼是REVERSE CONDUCTING IGBT,缩写为RC-IGBT,也有称为SHORT ANODE IGBT,简称SA-IGBT,还有些文献中称逆导IGBT为集电极短路IGBT等,虽然名称略有差异,但都是原理都是基于阳极短路技术。
逆导IGBT的元胞结构原理图如下所示:
逆导IGBT的P型基区、N-漂移区、N+缓冲区以及N+短路区构成了一个PIN二极管,这个PIN二极管与IGBT芯片反向并联,当IGBT发射极加电压时,PIN二极管导通,由于PIN二极管导通时电压方向与IGBT相反,这也是被称为逆导IGBT的原因。逆导IGBT在关断时由于N+短路区为漂移区中的载流子提供了一条额外的抽走通道,可以有效的缩短逆导IGBT的关断时间,提升器件性能表现。此外,逆导IGBT产品由于将续流二极管芯片和IGBT芯片集成到一起,因此可以封装进更小的封装体积中。逆导IGBT一般在FPC、电磁加热、电子开关等应用中非常适用。
本文推荐一款新洁能生产的逆导IGBT NCE40ER65BP,该产品是一款650V、TO-3P封装、100°C下额定电流40A的产品。NCE将该产品基本的基本参数与手头常见的相近规格产品做了实测对比,其中50JR22是一款在日本公司生产的逆导IGBT,BT40T60是一款国内厂商的普通IGBT产品,详细数据如下:
从测试数据来看,NCE40ER65BP饱和压降低于GT50JR22,较BT40T60低20%以上,使器件实际应用中导通损耗更低,输入电容和栅极电荷的优势,可大幅度提升产品的开关速度,降低器件开关损耗。
在一款800W跑步机性能对比测试中,温度方面,5小时稳定加载运行后,IGBT塑封体表面温度比竞品低7.7°C,明显优于同类产品;波形方面,NCE40ER65BP开启与关断时的栅极驱动振荡较小,CE间的电应力也明显低于竟品,整体表现优异,性能稳定。
NCE40ER65BP产品除本文测试对比的TO-3P封装外,还可以提供TO-247、TO-3PF、TO-220等多种封装外形。该产品所在的逆导IGBT(RC-IGBT) 系列还有不同电流规格产品可供选择。
本文介绍的RC-IGBT NCE40ER65BP产品是新洁能采用第七代微沟槽场截止技术设计制造的量产产品之一,该系列产品除采用先进的微沟槽技术大幅提高器件元胞结构密度外,还采用了优化的载流子存储设计、多梯度背面缓冲层设计以及超薄漂移区工艺技术,大幅提升器件电流密度,以650V产品为例,产品电流密度可以提升至550A/CM2以上,可以与国际最先进技术世代产品性能达到相同水平。器件的饱和压降和开关损耗大幅度降低,器件折中特性大幅优化,650V 满足中频IGBT 饱和压降典型值仅1.35V,达到目前业界最优水平。此外,该系列产品通过引入多梯度背面缓冲层设计,优化了器件的开关特性,为系统设计提供更大的余量。该系列产品全部基于全球最领先的大尺寸IGBT晶圆制造平台生产,实现了卓越器件电气特性与参数高一致性稳定性的全面结。
针对不同应用领域的特点,新洁能第七代IGBT家族开发了多个产品系列。第七代IGBT产品系列包含600V、650V、750V、1000V、1200V、1350V、1700V七个电压平台。针对最常用的650V和1200V分立器件产品,在选用时可以参考下图。其中本文介绍的NCE40ER65BP 就是图中650V R系列产品之一。

NCE(新洁能)MOSFET 选型表
NCE(新洁能)为电路设计师们提供全面的产品选择,击穿电压覆盖-200V至300V,以及100mA至400A的电流选择范围,低开关损耗的系列产品(产品名称后加标C)其有效降低了栅极电荷(Qg),尤其是栅极漏极间的电荷(Qgd),从而在快速开关过程中降低开关功率损耗。应对于半桥/全桥、AC/DC电源的同步整流以及其它需要反向续流的应用终端,新洁能的MOSFET着重优化了Body Diode,在提高和加快反向续流能力的同时,降低反向恢复过程中的峰值电流(Irm)和电压(Vrm)。推出的TO-220H封装外形(产品名称后加标H),有效地增加了用户在电路板装配MOSFET的工作效率,并大大降低成本,可广泛应用于直流-直流转换,次级侧同步整流器,电机控制等领域。
