【IC】 首颗自研2D MLC NAND Flash!江波龙构建完整的存储芯片垂直整合能力
江波龙研发布局突破藩篱进入到集成电路设计领域,产品及服务获得客户高度认可。继自研SLC NAND Flash系列产品实现规模化量产后,首颗自研32Gb 2D MLC NAND Flash也于近日问世。该产品采用BGA132封装,支持Toggle DDR模式,数据访问带宽可达400MB/s,将有望应用于eMMC、SSD等产品上,为公司存储产品组合带来更多可能性。
随着自研2D MLC NAND Flash的推出,江波龙将在半导体存储品牌企业的定位和布局上持续深耕,不断提升核心竞争力。
越过高门槛,NAND Flash芯片自主研发
江波龙近年来在存储芯片的自主研发投入了大量的精力和资源。公司引进了一批具备超过20年存储芯片设计经验的高端人才。团队不仅精通闪存芯片的设计技术,并且对于流片工艺制程、产品生产过程有着深入了解,对于4xnm、2xnm、1xnm等Flash工艺节点的产品实现拥有丰富的经验。在此基础上,公司能够根据特定需求设计出不同容量和接口的闪存芯片,为客户提供定制化服务。
在产品测试方面,江波龙自研NAND Flash产品通过内嵌片上DFT电路,配合公司自主开发的测试平台,实现了高效的生产测试,以确保交付客户的闪存芯片具有高度的一致性和可靠性。
上下求索,解决存储芯片设计的每一步技术难题
存储芯片设计的每个阶段都有其独特的挑战和重要性,从逻辑功能、模拟电路设计、仿真验证、物理设计等,都需要经过精心策划和严格实施,才能确保最终产品的实现。
MLC NAND Flash芯片为了确保数据读取和写入的稳定性,需要精确控制保存在存储单元内的电荷数量。为达到该要求,一方面需要设计高精度的模拟电路,以精确产生读写存储单元时所需的操作电压;另一方面,需要精心设计算法来控制操作的时序和电压,让算法能够适应工艺特性(尤其是新工艺),且实现尽可能低的能耗。通过在芯片内嵌入微控制器,能够修改固件,从而实现更为灵活的算法控制。为了使得数据存储更加可靠,芯片还内嵌了温度传感器,能够搭配算法实现更加精准的控制。
此外,为了实现接口访问的高带宽,还需要设计高速数据读写通路。这一通路包括了高速读出放大器、高速并-串/串-并转换逻辑、冗余替换电路,并且需要在电路设计和物理版图上精确匹配各个关键信号的延迟。
目前,江波龙已具备SLC NAND Flash、MLC NAND Flash、NOR Flash产品的设计能力,并将通过完善的工程及品控能力逐步拓展更丰富的Flash产品系列。
双管齐下,自研DRAM芯片测试平台
除了在NAND Flash芯片领域持续发力,江波龙在DRAM芯片方面也进行了深入研究与探索。2023年,公司就已推出复合式存储nMCP,该产品将自研SLC NAND Flash和通过自研测试平台验证的LPDDR4x进行合并封装,实现高频低耗、宽温运行的优异特性,可充分满足5G网络模块的存储需求。凭借对DRAM芯片的深厚技术积累和丰富的测试经验,公司已成功构建完善的ATE测试平台和SLT系统级测试平台,能够在芯片测试阶段,高效地完成DRAM的单体测试,显著缩短单项测试时间,从而降低成本。
布局封测制造,构建完整的存储芯片垂直整合能力
从芯片设计、产品化到生产测试,江波龙已构建起存储芯片完整的垂直整合能力。借助于元成苏州、智忆巴西(Zilia)封测制造能力,不仅让创新设计落地成实,更进一步增强了在存储芯片领域的竞争力。
其中,元成苏州已在国内率先实现了多款NAND Flash、DRAM、MCP产品的量产,并在芯片封装及测试领域具备丰富的行业经验,其通过引进SDBG、BSG、DB、WB、MD、FC等先进封装测试设备,不断提升信号仿真、工艺开发、SiP级、多芯片、高堆叠等专业能力,为车规级、工规级等高端自研存储芯片提供了强大的技术支持。此外,元成苏州还建立了MES、RMS、2DID等防呆体系,以确保柔性化高效的生产流程和产品实现,为客户提供全方位的封装测试服务。而智忆巴西(Zilia)则使江波龙能够更好地聚焦自身主业的海外市场开拓,并为国内客户的海外业务赋能。
