【选型】BLDC电机驱动应用上推荐国产600/650V超结MOSFET,有效减少损耗并具有高雪崩抑制能力
从电流驱动角度来看,无刷直流电机可分为正弦波驱动和方波驱动。 通常,以方波驱动的电机称为无刷直流电(BLDC),正弦波驱动的电机则为永磁同步电机(PMSM)。 无刷直流电机,跟永磁同步电机基本结构相似,主要区别在于控制器电流的驱动方式不同。BLDC(Brushless Direct Current)无刷直流电机已在家用电器、汽车、医疗、工业设备等领域被广泛使用,三相无刷直流电机是更主流产品。图1为三相无刷直流电机的驱动部分示意图:

三相逆变器PWM的开关顺序已经PWM的占空比是调制的主要内容,不同的调制方式对BLDC的运行性能有很大影响,近年来随着电机控制系统越来越精细,在原来常见的方波120度脉宽调制基础上,正弦脉宽调制(SPWM)和空间矢量 脉宽调制(SVPWM)出现,使电机脉动降低、电流波形畸变减小,但后两者的算法比较复杂,也对MOSFET的性能的要求越来越高。BLDC电机驱动控制电路中比较重要的器件MOSFET,在应用中要求MOS管具有以下要求:
高速的开关性能;
有一定抑制雪崩的能力;
要求损耗尽可能的小;
MOS管在整个控制过程中出现的工作状态有:开通过程、导通状态、关断过程、截止状态、击穿状态(异常工作状态可能出现)。MOS管主要损耗包括开关损耗(开通过程和关断过程),导通损耗,截止损耗;其中截止损耗是由漏电流引起的,漏电流一般为μA级别,所以截止损耗可以忽略不计。
降低BLDC电机驱动控制电路中的MOS的开关损耗(开通过程和关断过程)、导通损耗就能有效减小这个控制系统的损耗,提高系统的效率。因此本文推荐使用无锡紫光微推出的DEEP-Trench超结SJMOS结构的MOS管,这种超结MOSFET(SJ MOSFET)比传统结构的MOS具有以下的优势(更适合在BLDC电机驱动上应用):

无锡紫光微的超结功率MOSFET是一种革命性的高压功率MOSFET技术,是根据SJ原理设计的,是一项开创性的技术。多外延SJ MOSFET提供了一个非常快速和健壮的体二极管。还提供了一个极低的开关、通信和传导损耗器件,具有相当高的稳健性,特别是谐振开关应用更可靠、更高效、更轻。
针对高压BLDC电机驱动的应用,本文推荐无锡紫光微的600V/650V产品,具体型号如下图所示,电流分布从3A~7A。Rdson较小,最大值为1.7Ω,可以有效的减小导通损耗。BVdss的典型值大大超过标称的额定值,实际使用时有更大的裕量(使出现电压击穿的可能性大大降低)。以TPA60R600MFD型号举例,静态漏源导通电阻的最大值仅为0.6Ω,使得MOSFET有着较低的导通损耗,能够减少器件发热。导通延迟时间的典型值仅为61ns,上升时间的典型值为81ns,体二极管的反向恢复时间的典型值为129ns,产品响应速度快,开关损耗非常小,单脉冲雪崩能量为142mJ,抑制了雪崩效应,降低了产品失效的风险;dv/dt达到50V/ns,完全满足BLDC电机控制应用中对开关速度的要求。
