BGA从实用开始到现在仅仅几年的时间中,出现了超乎寻常的高速发展。BGA进入实用阶段不到三年时间就动摇了以QFP为代表的表面安装器件的主导地位,大有取代QFP之势,在今后的几年内,BGA将会主导SMT的发展和应用。休息再来接着说。


随着电子信息化产业的飞速发展,人们对集成电路(IC)芯片的封装有了更新的要求,虽然BGA在相同的封装尺寸下有着更大的引脚封装数量,但是我们希望体积更小、引脚数量更多的表面安装器件出现。因此,BGA有了更新的发展,这就是封装尺寸更小的μBGA或CSP。


μBGA是一种微型的BGA,是美国在BGA基础上,进一步缩小BGA的封装尺寸,基本上是在芯片基础上进行封装,封装尺寸比被封装芯片略大一些,称得上是芯片规模的封装。日本在表面安装器件的封装上一直是以QFP为主,但当BGA封装给SMT带来极大活力时,他们研制开发出类似μBGA的芯片尺寸封装的表面安装器件,简称为CSP(Chip Scale Package 或 Chip Size Package)。以下继续。

CSP也好,μBGA也好都是在BGA的基础上进一步缩小封装尺寸,按芯片大小进行芯片规模封装的表面安装器件。为了让大家对μBGA或CSP有一个简单的印象,我们将μBGA或CSP与BGA作一个简单的比较:BGA的锡球中心距为1.5mm~1.0mm,μBGA或CSP的锡球中心距为1.0mm~0.5mm;BGA的锡球直径为Ф0.25mm~Ф0.76mm,μBGA或CSP的锡球直径为Ф0.5mm~Ф0.2mm;在相同引脚数下μBGA或CSP的占地面积较BGA减少四倍以上。


μBGA或CSP的出现在IC封装领域引起了革命性的冲击,这次革命的意义在于μBGA或CSP解决了长期以来在微电子封装中存在的芯片尺寸小封装尺寸大的矛盾。在IC各种制作过程中,IC芯片可以做得很小,但封装后的IC体积却很大,这个矛盾在μBGA或CSP未出现时一直没有得到较好的解决,BGA的出现只是在相同体积下增加了引脚的封装容量。由于μBGA或CSP封装不仅增加了引脚的数量,而且减小了封装尺寸,又因为μBGA或CSP是在BGA基础上发展起来的表面安装技术,可以沿用现有的SMT工艺,不需要对现有的SMT工艺和设备进行规模改造,因此进一步推动了SMT的发展,同时,μBGA或CSP促进了MCM的工业化的规模生产,为电子信息产业提供更好的硬件支持。相信下个世纪的微电子发展领域将会是BGA、μBGA或CSP的天下。
