The SiC-MOSFET DIF120SIC022-AQ by DIOTEC Semiconductor is the perfect device for highly efficient boat drive inverters. It offers 1200V of Drain-Source voltage and 85A of continuous Drain current at 100℃ case temperature. It comes in a 4-pin TO-247 package, equipped with a Kelvin source contact. This allows for high-speed switching with reduced power losses and high-reliable operation. It is perfectly suited for high-voltage batteries known from electric cars and is now being adopted by the naval sector.
