通信电源发展现状与要求

提升开关电源的电能转换效率以及提高其功率密度一直是电力电子行业不懈的追求。近十年来得益于电力电子技术的发展以及各类新型半导体器件的成熟应用,开关电源的转换效率不断提升。通过对功率变换器电路拓扑的不断革新与优化,将高频开关电源的最高效率提升到了95%以上;95% 这一效率点也被通信电源业内约定俗成的定义为了开关电源“普效”与“高效”的分界点。在效率达到95%以后一段时间内,开关电源的效率提升一直有限,这主要是受制于硅基半导体功率器件性能差不多已经走到了物理极限,而市场对更高效率、更高功率密度的追求一直还在。待到氮化镓(GaN)、碳化硅(SiC)等第三代半导体器件的问世,才使超高效率开关电源的诞生成为了可能。


在现代通信网络中存在着大量的开关电源,这些电源也同样对更高的转换效率、更高的功率密度有着要求。随着国家科技水平的进步,5G网络早已进入人们的日常生活中。然而,5G基站设备能耗相较于4G基站有着3~5倍的提升;其次,5G信号在城市的覆盖范围比4G更小,即覆盖相同面积需要架设更多基站,这也推高了5G的总体能耗需求。随着5G网络的规模部署,如何有效提高基站设备的转换效率、减小设备体积就成为了关键的任务。更高的转换效率意味着从市电到主设备中间的损耗的减少,更高的功率密度则意味着各类电源等基础设施的体积减少,这对于降低基站运营成本,实现基站的快速规模部署尤为重要。

 

氮化镓优势

氮化镓晶体管是一种宽禁带器件,与传统硅晶体管相比,由于它具有以下优越特性:

-低栅极电容(Cgs)与栅极电荷(Qgs)——更高的开关速度,同时可减少栅极驱动损耗;

-低等效输出电容(Coss)与等效输出电荷(Qoss)——更高的开关频率与更低的开关损耗;

-低导通电阻(Rdson)——更低的传导损耗;

-零反向恢复电荷(Qrr)——无“体二极管”,无反向恢复损耗,同时可减少开关节点振铃和电磁干扰;


由于这些特性,氮化镓场效应晶体管(GaN-FET)可以提供比传统硅管更高的工作电压、更快的开关速度和更高的效率。从而可以减小使用的无源器件的体积(电感、电容、变压器),继而减少功率变换器整体尺寸和重量。

 

BTP(bridgeless totem pole) PFC主要工作特点与氮化镓应用优势

功率因数校正(Power Factor Correction, PFC)电路是针对输入电流进行控制,使其与输入电压同相,目的是为了实现低谐波、高功率因数AC-DC变换。目前的传统PFC变换器效率可以做到97%,而无桥图腾柱PFC可以消除二极管整流桥的损耗,将最高效率提升到了99%。


无桥图腾柱PFC在很早以前就被提出过,但直到最近几年才开始正式应用。主要的问题在于半桥结构中硅基半导体功率器件的体二极管反向恢复性能差,恢复较慢(通常数百ns),工作于CCM模式时会产生较大的电流倒灌脉冲, 引起很大的损耗, 足以抵消无桥低损耗的优势,也会提高系统失效风险。为了避免体二极管导通,带有硅基半导体功率器件的图腾柱PFC通常工作在CRM或DCM模式下,而这种模式只适用于小功率应用,同时也会引入更复杂的控制机制,增加调试难度与失效风险。这使得开关速度极快, 没有体二极管反向恢复问题的高性能GaN功率器件成为CCM模式硬开关无桥图腾柱PFC的理想选择。随着高性能GaN器件的大规模普及, 图腾柱PFC将有机会成为最流行最高效的PFC拓扑。

Q2和Q4为低频功率管, Q1和Q3使用GaN-FET交替提供高频整流开关作用。


半桥LLC主要工作特点与氮化镓应用优势

伴随着开关电源更高功率密度,更小尺寸和更高效率的明显趋势,高频LLC谐振变换器是隔离DC—DC拓扑的极佳解决方案,由于工作在谐振状态,LLC拓扑可实现整个工作范围内的原边零电压软开关,副边零电流软开关,以达到降低器件开关损耗和磁件损耗的目的,单级效率可以做到98%,具有高效率、低电磁干扰等性能优势。


功率开关器件的等效输出电容(Coss)是LLC变换器提高开关频率和效率的关键参数。在给定的励磁电流下,等效输出电容(Coss)的值越低,则实现ZVS条件所需的死区时间越短,开关频率就可设计的越高;在给定的死区时间内,等效输出电容(Coss)的值越低,则实现ZVS条件所需的谐振腔电流就越小,励磁电感值Lm就可选择得越大,从而减小初级侧的循环电流通态损耗。GaN的低等效输出电容(Coss),低导通电阻(Rdson)等特性非常有利于LLC拓扑的效率提升。

致能科技1200W通信电源解决方案


一、方案总体介绍

致能科技1200W 图腾柱PFC+LLC通信电源解决方案采用固定53.5V输出,无桥图腾柱 PFC+非对称半桥LLC+同步整流(SR)方案,控制器采用瞻芯IVCC1104模拟无桥图腾柱PFC控制器与安森美NCP13992电流模式LLC谐振控制器配合致能科技自主研发实现高效的电能转换。样机PCBA方案尺寸:长276mm、宽64mm、高36mm,功率密度1.88W/cm^3,能效满足80PLUS钛金标准,满足了通信电源对高效率小体积的追求。在Vin=230V,Vout=53.5V & Iout=11.25A时,其整机峰值效率可达97.17%,在Vin=90V时输出降额为600W。Vin=230V时整机PCBA满载老化2小时温度最高点不超过105℃。

致能科技1200W通信电源GaN解决方案开关管采用致能自主研发制造的cascode GaN——ZN65C1R070P,这是一款650V, 70 mΩ氮化镓(GaN)场效应管,采用TO-220封装。它是一种常关器件,结合了致能最新的高压GaN HEMT和低压硅MOSFET,提供卓越的可靠性和性能。


二、致能GaN管介绍


致能GaN-FET使用的cascode结构使其可以完全兼容硅驱动,其驱动电压为±20V,现有的商用MOSFET 栅极驱动器可以轻松控制其开关,无需设计其他的外围驱动电路,AC-DC控制器选择范围广。而硅MOSFET的栅极特性是众所周知的,驱动电路简单可靠。同时致能科技GaN管具有很好的动态电阻特性和温度特性。器件的栅极电荷比普通硅MOS低8倍,能够非常快速地开关, 从而降低驱动损耗与开关损耗。Cascode GaN 器件是双向器件,能够反向导通,其导通压降Vsd与硅MOS相当, 远低于eGaN。

样机在Vin=90V时Pout=600W、Vin=115V时Pout=800W、Vin=230V时Pout=1200W、Vin=264V时Pout=1200W,效率最高可达97.17%(所示效率包括辅助源功率损耗,不包含风扇散热损耗)。

总结  

氮化镓凭借低栅极电容(Cgs)、低等效输出电容(Coss)、无体二极管反向恢复问题等优秀特点使得大功率CCM模式无桥图腾柱PFC的设计实现成为可能。采用无桥图腾柱PFC+半桥LLC的开关电源系统,具有电路简单、高开关频率、 高效率、高功率密度的优势,其性能优越,价格低廉。配合使用致能高性能GaN可实现大功率开关电源的系统优势。
