一文了解MOSFET分类、工作原理及工作区域
一、MOSFET的概念
MOSFET,全称为金属-氧化物-半导体场效应晶体管(Metal-Oxide-Semiconductor Field-Effect Transistor,简称MOSFET),是一种利用电场效应来控制导通和关断的晶体管,广泛应用于电子电路中。
二、MOSFET的分类
MOSFET是一种四端器件,由源极(S)、漏极(D)、栅极(G)和衬底(B)组成。通常,衬底与源极相连,从而简化为三端器件。根据操作类型,MOSFET主要分为增强型和耗尽型两大类。
在材料上,MOSFET分为n沟道和p沟道两种。结合操作类型,我们得到以下四种不同类型的MOSFET:N沟道耗尽型MOSFET、P沟道耗尽型MOSFET、N沟道增强型MOSFET、P沟道增强型MOSFET。
2.1、N沟道MOSFET
N沟道MOSFET称为NMOS,用以下符号表示。

根据MOSFET的内部结构,在耗尽型MOSFET中,栅极(G)、漏极(D)、和源极(S)、引脚是物理连接的,而增强型它们是物理分离的,这就是为什么增强模式MOSFET的符号中间有虚线。
2.2、P 沟道MOSFET

在四种类型的MOSFET中,N沟道增强型MOSFET是最常用的MOSFET。
三、MOSFET的工作原理
通过在栅极施加电压,能够在源极和漏极之间形成一个电场,控制电流的导通与截止。当栅极电压超过某一阈值电压时,MOSFET进入导通状态,允许电流从漏极流向源极;反之,当栅极电压低于阈值电压时,MOSFET截止,阻止电流流动。

当漏源电压(VDS)为正,且栅极未施加电压时,漏极的PN结处于反向偏置状态,而源极的PN结则处于正向偏置状态。此时,漏极与源极之间无电流流过。
若在栅极施加正电压,P型衬底中的少数载流子(电子)开始被吸引到栅极附近,从而在两个n+区域之间形成导电沟道,即图3中的N型区域。在栅极接触处积累的自由电子的数量取决于施加的正电压的强度。施加的电压越高,由于电子积累而形成的 n 沟道宽度越大,超过阈值电压时将产生漏极电流。
在未对栅极施加电压的情况下,除了由少数载流子引起的微弱电流外,MOSFET中几乎无电流流动。这个使MOSFET开始导通的最小栅极电压被称为阈值电压。
以N沟道增强型MOSFET为例,如下图4所示:

漏源电压为正,且VGG处具有大于阈值电压的正电位时,少数载流子即空穴被排斥而多数载流子即电子被吸引向SiO2层,形成导电沟道,MOSFET被开启,使漏极电流ID从漏极流到源极。当VGG进一步增加时,导电沟道的宽度变大,电流ID增加。因此,施加的VGG越大,漏极电流ID的值就越大。由于电子流的增加比耗尽模式更好,电流得到增强。因此,这种模式被称为增强模型MOSFET。
四、MOSFET的工作区域
4.1、截止区域
截止区域是将处于关闭状态并且零电流流过它的区域。在这里,该装置起到基本开关的作用,并在需要它们作为电气开关操作时使用。
这里MOSFET的工作条件是:
1、零输入栅极电压 ( VIN )
2、零漏极电流ID
3、输出电压VDS = VDD。
因此,对于增强型MOSFET,导电通道关闭,器件“关闭”。
4.2、饱和区域
饱和区器件的漏源电流值将不随漏源电压的变化而变化。当漏极到源极端子的电压增加超过夹断电压值时,该器件用作闭合开关,其中饱和电流通过漏极到源极端流动。因此,当器件应该执行切换时选择饱和区域。
4.3、线性/欧姆区域
MOSFET在工作在线性区(也称为欧姆区)时,主要起到类似于可变电阻的作用,电流与漏极-源极电压近似成线性关系。这种特性使其在模拟电路中具有多种重要应用。
