近年来由于科学技术的迅猛发展和进步,电力电子技术设备取得了广泛而深刻的应用。比较热门的领域,如电动汽车、新能源发电、国防工业的电磁弹射器等等,均以电力电子设备作为主要的部件。在电力电子设备中, MOSFET、IGBT、SiC-MOSFET等功率器件的开关行为表征以及可靠性直接影响到整台设备的性能和可靠性,是在进行产品设计研发时最为关切的技术问题。其中一个难点问题是功率器件在开通、关断时产生的高di/dt 、du/dt所形成开通过流和关断过压,不但产生严重的EMI干扰,而且过高的关断电压往往导致功率器件直接被击穿而损坏。采用必要的技术措施防止功率器件过压击穿十分必要,其中增加RCD缓冲电路就是一种行之有效的方案。图1所示为一种在实际应用中的RCD缓冲电路。

如上面电路所示,IGBT关断时,由于线路中的杂散电感和并联二极管的体电容,通过IGBT输出电容Coss放电,导致VCE电压上升过高,使IGBT偏离SOA(安全工作区)。当增加RCD吸收回路后,杂散电感和体二极管的电流通过RCD电路得到续流。由于RCD支路的电容C远大于IGBT的输出电容Coss,VCE过高的电压得到抑制。在RCD缓冲电路中,电容器的性能直接决定了缓冲电路的工作时的可靠性。薄膜电容因为具有良好的自愈性、超低ESR、宽工作温度范围是RCD电路的理想选择。针对此处的应用,日本贵弥功株式会社(Nippon Chemi-Con)推荐TACD系列薄膜电容器,该系列电容器最高工作温度可达105℃,而且可超过最大工作温度15℃运行,最大可承受脉冲电流达100A,能有效的吸收杂散电感和二极管关断时产生的高频脉冲电流。该系列薄膜电容器具有超低的等效电感,使得其工作时几乎不产生任何噪声谐振。产品外观如图2所示。

TACD薄膜电容器额定电压(Vdc)范围分为250 Vdc、315 Vdc、400 Vdc、500 Vdc、630 Vdc、800 Vdc、1000 Vdc 7个等级,不但可以用于直流电压,也可以在交流电压下工作,对应的交流电压(额定值)分别为:100Vac,125 Vac,150 Vac,150 Vac,175 Vac,200 Vac,250 Vac;对应的额定容量范围分别为:0.82~15uF,0.33~22uF,0.22~8.2uF,0.22~4.7uF,0.1~5.6uF,0.056~3.9uF,0.033~1.2uF。该系列电容器规格齐全,方便工程师根据设计要求和BOM成本选择合适的器件。


TACD薄膜电容器性能可靠,其静电容量偏差在±5%(J类等级)以内,在150%额定电压加电60秒后,不会出现退化,具有良好的过压承受能力。损耗正切角在容量小于或等于1uF时,不超过0.05%;容量大于1uF时,不超过(容量C*0.015+0.05)%,高Q值特性有利于降低器件发热,提高器件的寿命。该系列电容器具有出色的绝缘性能,0.33uF及其以下产品,管脚间绝缘电阻不少于30000MΩ;0.33uF以上产品不小于10000Ω(误差范围:F),高绝缘性为RCD缓冲回路高电压运行提供保障。该系列薄膜电容器性能稳定,在105℃、125%额定电压下连续工作1000小时,或者在40℃、90~95%RH环境下,施加额定电压并连续工作500小时,其外观无严重变化,绝缘电阻、损耗正切角、电容容量均在额定值范围以内。出色的稳定性、可靠性为电力电子设备运行提供可靠的元器件支持。其工作温度范围-40~+105℃,可在苛刻的环境中应用。
