【应用】耐压650V的国产氮化镓场效应管CGL65R260B助力开关电源PFC设计,导通电阻低至200mR
随着大功率设备的普及,例如笔记本、手机、平板电脑、以及大功率LED灯等设备,针对电源市场有着高功率密度、高效率的设计要求,而针对中大功率电源的解决方案,本文重点介绍PFC+QR的电源解决方案(如下图1为PFC部分)。该方案可涵盖70W~150W的功率范围。
针对大功率LED灯供电,需要120W的电源,输入参数为176-264VAC,输出参数为40V恒压,要求效率至少在93%以上。

本设计采用PFC+反激的架构,支持宽电压输出,电路相比LLC方案明显简化,具有明显的成本优势,PFC开关管部分采用GaN FET来设计,与传统主流的Si材料相比,GaN器件开关速度也更快;而且GaN器件导通电阻小,能效更高,可满足高功率密度,高效率的设计需求。

综上所述,国产氮化镓场效应管CGL65R260B助力120W开关电源PFC设计,具有以下几点优势:
1、耐压650V、瞬态耐压750V,针对输入电压具有2倍以上的耐压余量,避免电压应力导致击穿的风险;
2、持续漏极电流10A@Tτ=25℃,峰值脉冲电流达14A,满足额定功率下提供给负载的最大连续电流;
3、导通电阻极小,Rds(mΩ) 最低为200mΩ,有效降低导通损耗提高系统工作效率;
4、Qrr为零,无反向恢复时间及损耗,大大提升效率;
5、非常低的栅极电荷Qg,较基准硅MOSFET器件小十倍,典型值1.6nc,可提升开关速度。
