Central Semiconductor (简称Central)公司是美国的分立半导体公司,半导体产品处于世界领先水平,其运营团队提供最高水平的技术支持,出色的销售支持和优质的服务。Central公司推出的系列N沟道高压场效应晶体管(MOSFET)——CMD7-650系列,专为高压,高速开关应用而设计,如高压PFC,固态照明和功率逆变器。 该MOSFET结合了高电压能力,低导通电阻和低栅极电荷,是高压PFC电路的最佳选择。其具体实物图如图1所示。

CMD7-650的N沟道功率MOSFET漏源电压VDS为650V,栅源电压VGS为30V,它们的导通电阻和总栅极电荷为1.35Ω、5.0nC ,导通损耗很低,栅极总电荷在同等电压、电流条件下,开关损耗最低,可以取得很高的效率。其操作和存储结温范围为-55℃~150℃,具有耐高/低温的能力,适应性能强,在恶劣的环境条件下也可正常工作,这提高了其产品设计的可靠性。另外,还可应用在高压PFC电路中,用于功率逆变器中,热阻(结到空气)为110°C/W,而热阻(结到外壳)为0.89 °C/W。其功率损耗PD为140W(TC=25°C),最大脉冲漏电流IDM为28A(tp=10μs),最大脉冲源电流ISM为28A。其结构轮廓及管脚如图2所示。

另外,其耗散功率与温度均具有负的温度系数,其耗散功率对环境温度较为敏感,功率损耗值随着温度的变化而变化。根据设计的需求,可参考频率温度曲线,通过相应的坐标值,方便控制器件功率的设计。具体功率降额曲线如图3所示。

• 漏源电压VDS均为650V

• 栅源电压VGS为30V

• 导通电阻和总栅极电荷均为1.35Ω、5.0nC

• 功耗:PD=140W(TC=25°C)

• 热阻(结到外部环境)110°C/W,(结到外壳)0.89 °C/W

• 工作和存储结温范围均为:-55°C~+150°C

• 低导通电阻为1.35Ω

• 低栅极电荷(QGS = 5.0nC)
