【选型】LLC谐振电路中推荐超结MOSFET TPP60R160MFD,Trr仅112ns
LLC拓扑高效和高功率密度受到广大工程师的青睐,但是这种软开关拓扑对MOSFET的要求却高于以往硬开关拓扑。MSOFET体二极管的反向恢复时间(TRR)尤为重要,若TRR偏大,在电源启机、动态负载、过载、短路等情况下容易发生失效现象。除了TRR需要小之外,MSOFET其他需求如下:
1、虽然ZVS模式下几乎没有开通损耗,但仍有关断损耗,需要快速关断;
2、RDSON小,更低的导通损耗;
3、半桥和全桥拓扑单管需要承受母线300-400V母线电压;

按照如上需求,推荐无锡紫光微电子的超结MOSFET,其二极管具有非常短的反向恢复时间(TRR),非常适合LLC这种谐振式电源。以TPP60R160MFD为例,这是20A、600V的SJMOS,开关速度快,最大导通电阻190mR,TRR典型值仅为112ns,LLC半桥电路使用输出功率达到250-600W(散热条件不同),完全满足上述选型需求。
