【技术】为什么单相光伏逆变器中H4桥IGBT功率模块不能用于大功率?
在单相光伏逆变器中,主架构如下图所示【图1和图2】,可以看到由于光伏阵列的存在,使得在阵列与大地之间存在寄生电容。

我们习惯定义共模电压Vcm=(VAN+VBN)/2,H4桥见下图3;在光伏逆变器中,大多以单极性调制为主;A桥臂和B桥臂均以高频方式开关,但是采用互为镜像的正弦参考信号;输出存在两种零电压状态,S1,S3=ON和S2,S4=ON,可以看到共模电压Vcm在开关动作时处于高频变化状态,这种高频电压对寄生电容Cpv高频充放电,从而生产漏电流,严重危害人生安全。
在实际应用中随着组件的增加,功率进一步提升,因此产生的寄生电容Cpv增大,对于法规要求漏电流不得超过一定限制的情况下,H4桥在单相大功率中难以胜任。

另一方面,在功率等级提升时,H4桥的开关应力也较大,散热也存在很大的问题,效率难以提升。

光伏并网逆变器要想加入“领跑者”行列,必须在整机效率上达到要求。传统单相光伏逆变器基本上采用的都是IGBT单管方案,拓扑方面基本集中在H5,H6,HERIC这三种。近年来随着户用分布式的需求,单相10kW光伏并网逆变器成为各家逆变器厂家争相推出的机型。但随着功率等级的提升,电流等级的提升,对IGBT的工作环境就有了较为严苛的要求。
