【经验】H6.5 IGBT功率模块相比于单管IGBT寄生电感低,助力光伏并网逆变器加入“领跑者”
光伏并网逆变器要想加入“领跑者”行列,必须在整机效率上达到要求。传统单相光伏逆变器基本上采用的都是IGBT单管方案,拓扑方面基本集中在H5,H6,HERIC这三种。近年来随着户用分布式的需求,单相10kW光伏并网逆变器成为各家逆变器厂家争相推出的机型。但随着功率等级的提升,电流等级的提升,对IGBT的工作环境就有了较为严苛的要求。比较严重的线路寄生参数问题导致IGBT在工作过程中产生较大的损耗,下面来着重分析寄生参数对IGBT动作产生的影响。
一、双脉冲测试平台测试理想IGBT开关性能
图 1 是典型的 IGBT 开关特性测试平台工作原理,其基本形式是用 IGBT、二极管、电感、直流电源组成斩波器,模拟各种开关工作状态, 用于测试,电路如图1。

二、寄生电感对IGBT开关影响
在实际测试平台构建中必须认识到,以上结构、原理、分析仍然是基于理想条件下的,在实践中往往有所出入。实际电路与原理电路的区别通常表现在元件非理想特性以及分布参数两个方面,在这个例子里我们着重讨论分布参数对电路的影响。图 3是考虑分布寄生电感修改后的测试平台电路原理图。其中直流母线等效串联电阻忽略不计,其等效串联电感从拓扑上看串联于母线引线电感, 固将其归并考虑。
图中分别以 Lp、 Lc、 Lg、 Le 命名引线电感、 IGBT集电极电感、门极驱动等效电感以及发射极电感。经过测试后IGBT开关波形如图4所示。

从图4中可以清楚的看出寄生电感在IGBT开关动作中产生很严重的开关损耗。而且寄生电感越大,产生的影响越大。
三、H6.5 IGBT功率模块相比于单管IGBT方案优势
H6.5 IGBT功率模块采样flow 1封装,低寄生电感,相比于单管方案有效减小了线路寄生电感和阻抗,所以在整机效率方面有很明显的提升。H6.5拓扑可减少约20%的功率损失,以10kW机器为例,传统方案的逆变级效率大概在98%,损耗为10kW*2%=200W,H6.5能减少的损耗高达40W,所以逆变级效率达到98.4%,这样整机效率能轻松达到“领跑者”能效标准。

【方案】30~80kW组串式光伏逆变器优选器件方案
该方案针对30~80kW的组串式光伏逆变器,采用多路BOOST升压电路,减少光伏电池组件最佳工作点与逆变器不匹配的情况,最大程度增加发电量。逆变侧采用T型三电平拓扑,开关频率支持16kHz(最佳频率点),效率最高可达98.54%。辅助电源采用1700V耐压SiC MOSFET,单端反激电源可直接应用在1000V母线系统。同时,在BOOST升压电路和逆变电路中均采用IGBT模块设计,集成度更高。
