同时具备MOSFET和IGBT优异特性的Hybrid MOS GN系列
Hybrid MOS是同时具备超级结MOSFET(以下简称“SJ MOSFET”)的高速开关和低电流时的低导通电阻、IGBT的高耐压和大电流时的低导通电阻这些优异特性的新结构MOSFET。
下面为IGBT、SJ MOSFET、Hybrid MOS的特征比较图。
如V-I特性所示,Hybrid MOS在低电流范围具有与SJ MOSFET基本相同的良好特性。在大电流范围斜率陡升,可流过更多的电流。这表示该范围的导通电阻比SJ MOSFET低,虽然不能说是与IGBT同等,但Hybrid MOS大大改善了SJ MOSFET大电流范围的特性。
下图是5个项目分5个等级进行评估的稍详细的比较图。从图中清晰可知,Hybrid MOS具备全能型特性。
与SJ MOSFET 相比,Hybrid MOS在高温下的工作得到显著改善。另外,还能够在更大电流下工作。这与导通电阻的温度特性密切相关。
下图表示Hybrid MOS与SJ MOSFET的导通电阻Ron的详细温度特性。SJ MOSFET在高温时,相对于ID的VDS、即Ron显著增加。所以,当周围温度高时不必言说,当ID增加时可能会产生发热增加、芯片温度上升、Ron增加、故芯片温度进一步上升的“热失控”状态。而Hybrid MOS即使在高温状态下,Ron及Ron的变动非常小,在Tj=125℃、ID=20A条件下的比较中,Ron换算结果减少达62%。
在与IGBT的比较中,开关特性与SJ MOSFET同样优异。
Hybrid MOS可高速开关,而这是IGBT的弱点。只要能提高开关频率的速度,即可减少组成电路的电感和电容器的值和尺寸。
另外,没有损耗要因之一的尾电流。而对于IGBT来说,导通时的尾电流是重要的探讨事项。
基于市场需求的开发背景
近年来,随着节能法的修订,家电产品开始用更接近实际使用状态的能效标准APF(Annual Performance Factor)来标示。以空调为例,要改善APF,其中一个关键要点是提高室温稳定的正常运转状态、即低负载时的效率。因此,低电流范围效率较高的SJ MOSFET更有利,而在急速制冷时等高负载时,SJ MOSFET效率发挥不充分时居多,故使用IGBT的例子不在少数。然而,IGBT在低负载时的效率较差,从APF的角度看,需要寻求在整个范围效率均高的解决方案。Hybrid MOS就是基于这个背景开发而成的MOSFET。
下图是在空调的PFC电路中评估Hybrid MOS、SJ MOSFET、IGBT效率的例子。
效率曲线表示前面介绍的各晶体管的特征。Hybrid MOS在低负载时实现了远超IGBT的效率,而且在高负载时保持了与IGBT同等的效率。
这是空调的例子,这款Hybrid MOS的特征在其他很多设备中也同样表现非凡。对比使用现有IGBT的应用以及使用SJ MOSFET的应用,Hybrid MOS的定位如下所示。下图表示不同功率和开关频率每种晶体管的覆盖范围。
如图所示,Hybrid MOS的红色框内与各晶体管重叠的区域,可直接用Hybrid MOS替代。另外,红色框内未重叠的区域,是未来可能扩展的改进空间。基于SJ MOSFET的应用,可直接利用基本特性提高功率。基于IGBT的应用,作为IGBT可用来提高功率较低的应用的效率,以及高速化=小型化。
