【应用】可定制薄型散热片T-WING助力5G微基站FPGA散热设计,具有轻薄、便于剥离和粘贴等优点
随着5G通信基础设施的逐渐推进,用于室内覆盖的5G微基站也在准备进行实验站建设。5G通信微基站相比上一代4G微基站,体积要求更小,但功耗更高,这对微基站热设计提出了更高的挑战。
目前主流的5G微基站设计方案是FPGA+Transceiver,其中FPGA是核心处理器,功耗较大,同时微基站内部空间有限,不可能采用风扇或散热器方式,因此推荐PARKER CHOMERICS的可定制薄型散热片T-WING。这是一种薄型散热器,在电绝缘薄膜之间包含0.178mm的灵活铜箔,高强度PSA压敏粘合剂提供与热源芯片的强力粘合,以下是T-WING散热器的实物示意图和主要参数:

从以上可以看出T-WING散热器整体厚度0.33mm,中间层热导体铜箔厚度0.178mm,通过PSA直接粘合到热源芯片表面,可以与不平整表面接近100%粘结;体积小、重量轻,便于剥离和粘贴到各种表面,施加的力小,降低损坏器件的风险,通常可以降低器件结温10℃以上,T-WING散热器可以提供0.5*2mm、0.5*3mm、0.75*3mm、1*3mm、1*4mm和1.5*4mm六种标准尺寸,还可根据实际芯片封装尺寸订制。
综上所述,Parker Chomerics的薄型散热片T-WING,具有体积小、重量轻、便于粘结和剥离各种芯片表面、柔软性好的特性,可以降低组件结合处温度10℃以上,是5G微基站中FPGA芯片散热处理的优秀解决方案。
